The contemporary relevance of Adam Smith is evidenced by continued reference to his name. Computational analysis identifies over 700 mentions of Smith and his two famous works—The Theory of Moral Sentiments and The Wealth of Nations—in post-World War 1 House of Commons debates. We find some parliamentarians appreciate Smith’s complex ideas, but most references are ‘ornamental’. Charting Smith’s use over the decades, this paper builds on Kirk Willis’ idea that studying parliamentary debates are an ideal way to understand how, at best, policy ideas, germinate and disseminate over time, or, at worst, how ‘complex ideas became slogans’.

The oxidation state of iron oxide nanoparticles co-generated with soot during a combustion process was studied using electron energy-loss spectroscopy (EELS). Spatially resolved EELS spectra in the scanning transmission electron microscopy mode were collected to detect changes in the oxidation state between the cores and surfaces of the particles. Quantification of the intensity ratio of the white lines of the iron L-ionization edge was used to measure the iron oxidation state. Quantitative results obtained from Pearson's method, which can be directly compared with the literature data, indicated that the L3 /L2-intensity ratio for these particles changes from 5.5 ± 0.3 in the particles' cores to 4.4 ± 0.3 at their surfaces. This change can be directly related to the reduction of the iron oxidation state at the surface of the particles. Experimental results indicate that the cores of the particles are composed of γ-Fe2O3, which seems to be reduced to FeO at their surfaces. These results were also supported by the fine structure of the oxygen K-edge and by the significant chemical shift of the iron L-edge.

The wasp petiole (waist) is a self-assembled, multifunctional, hierarchically structured tube, which in some species has a simple, near-cylindrical shape that simplifies mechanical property characterization. We describe studies performed by scanning electron microscopy and transmission electron microscopy that reveal several details about the hierarchical structure of mud dauber wasp petiole, including: the number and thickness of the concentric layers of cuticle comprising the wall; the similarity (and differences) between the wall structure and the structure of multi-layer corrugated cardboard; and the different anisotropies of the dorsal and ventral internal surfaces. We also describe a simple experiment in which a petiole is used as a cantilever to determine its stiffness in bending; the result (1.5 GPa) demonstrates a material efficiency in bending similar to that of GFRP and aluminum.

A study of screw dislocations in hydride-vapor-phase-epitaxy (HVPE) template and molecular-beam-epitaxy (MBE) overlayers was performed using transmission electron microscopy (TEM) in plan view and in cross section. It was observed that screw dislocations in the HVPE layers were decorated by small voids arranged along the screw axis. However, no voids were observed along screw dislocations in MBE overlayers. This was true both for MBE samples grown under Ga-lean and Ga-rich conditions. Dislocation core structures have been studied in these samples in the plan-view configuration. These experiments were supported by image simulation using the most recent models. A direct reconstruction of the phase and amplitude of the scattered electron wave from a focal series of high-resolution images was applied. It was shown that the core structures of screw dislocations in the studied materials were filled. The filed dislocation cores in an MBE samples were stoichiometric. However, in HVPE materials, single atomic columns show substantial differences in intensities and might indicate the possibility of higher Ga concentration in the core than in the matrix. A much lower intensity of the atomic column at the tip of the void was observed. This might suggest presence of lighter elements, such as oxygen, responsible for their formation.

Particulate matter (PM) that is composed of a complex mixture of organic compounds, soot, transition metals, sulfates, nitrates, and other trace elements has been associated with a range of adverse health effects. The effect of the separate components of PM and their interaction with each other is important in order to understand the origins of toxicity in these materials. Iron and soot are common environmental contaminants occurring in ultrafine particulate matter in the air, and have been experimentally generated, in a manner simulating high-temperature, industrial processes, through the combustion of iron pentacarbonyl in a mixture of acetylene and ethylene. Nanoprobe electron energy-loss spectroscopy (EELS) in the transmission electron microscope was used to collect Fe L3:L2 white line-intensity ratios from the interiors and surfaces of iron oxide nanoparticles present in samples generated under low and high soot conditions. This ratio is sensitive to any change in the iron oxidation state, and indicated that iron oxide nanoparticles co-generated with large quantities of soot during combustion processes show a subsurface layer (of thickness 2–3 nm) of decreased iron oxidation state. A quantitative analysis of the iron L32 EELS ionization edge measured in nanoprobe mode indicated that in these particles, the oxidation state of iron at the surface is decreased from Fe3+ to Fe2+, possibly explaining the toxicity of these materials in the respiratory tract. The application of EELS to understanding the nanoscale distribution of the various components and their chemical interactions in these samples, and correlation of these results with acute respiratory toxicity studies of the laboratory-generated particulate matter, are discussed.

High quality growth of InSe on Si(111) was achieved by insertion of GaSe buffer layer. Rhombohedral polytypes were formed in both the InSe and GaSe layers. Twinning and stacking disorder was often detected in these materials due to their layered structure. Moreover, in samples with a thin GaSe layer, strong interdiffusion of indium into the GaSe layer was detected that resulted in the formation of an InxGaySe phase. The dominant threading defects present in these InSe/GaSe heterostructures were screw dislocations, which may act as nonradiative recombination centers.

Electron microscope phase images, produced by direct reconstruction of the scattered electron wave from a focal series of high-resolution images, were used to determine the nature of defects formed in GaN:Mg crystals. We studied bulk crystals grown from dilute solutions of atomic nitrogen in liquid gallium at high pressure and thin films grown by the MOCVD method. All the crystals were grown with Ga-polarity. In both types of samples the majority of defects were three dimensional Mg-rich hexagonal pyramids with bases on the (0001) plane and six walls on {1123} planes seen in cross-section as triangulars. Some other defects appear in cross-section as trapezoidal (rectangular) defects as a result of presence of truncated pyramids. Both type of defects have hollow centers. They are decorated by Mg on all six side walls and a base. The GaN which grows inside on the defect walls shows polarity inversion. It is shown that change of polarity starts from the defect tip and propagates to the base, and that the stacking sequence changes from ab in the matrix to bc inside the defect. Exchange of the Ga sublattice with the N sublattice within the defect leads to 0.6±0.2Å displacement between Ga sublattices outside and inside the defects. It is proposed that lateral overgrowth of the cavities formed within the defect takes place to restore matrix polarity on the defect base.

(1010) GaN wafers grown on (100) face of γ-LiAlO2 were studied using transmission electron microscopy. Despite good lattice matching in this heteroepitaxial system, high densities of planar structural defects in the form of stacking faults on the basal plane and networks of boundaries located on prism planes inclined to the layer/substrate interface were present in these GaN layers. In addition, significant numbers of threading dislocations were observed. High-resolution electron microscopy indicates that stacking faults present on the basal plane in these layers are of low-energy intrinsic I1 type. This is consistent with diffraction contrast experiments.

Sharp peaks of unidentified nature are detected in the low-temperature photoluminescence (PL) spectrum of undoped GaN in the photon energy range between 3.0 and 3.46 eV. These PL lines are commonly attributed to excitons bound to yet unidentified structural defects. We analyzed X-ray diffraction data in a large set of GaN samples grown by molecular beam epitaxy in order to find any correlation between these unusual PL peaks and the GaN crystal structure. Moreover, in selected samples exhibiting such peaks, cross-sectional transmission electron microscopy was taken in an effort to detect the presence and density of various structural defects. The preliminarily results indicate that most of unusual PL lines in GaN (Y lines) are not directly related to the observed structural defects, such as edge, screw, mixed dislocations, or stacking faults. However, there exists the possibility that point defects trapped at dislocations or other structural defects are responsible for these PL lines.

GaN layers were grown on AlGaN with nanopipes by molecular beam epitaxy (MBE) and analyzed. AlGaN films were grown by MBE using rf-plasma nitrogen source under metal-rich condition. Within the Al composition range of 0.5-0.6, open-end nanopipes were formed at the surface of AlGaN films with a density of ∼6×109 cm-2 and a size ranging from 10 to 20 nm. These nanopipes, observed within ∼300 nm of the surface, served as a nanoporous AlGaN template for re-growth of GaN epilayers. GaN epilayers grown to different thickness by MBE were studied for their microstructural and optical properties. For an AlGaN buffer layer with dislocation density of 3×1010 cm-2 near its surface, the overlaying GaN layers with thickness ranging from 0.1 μm to ∼2μm were grown and analyzed by transmission electron microscopy for dislocation density. The GaN layer started with hexagonal islands on the nanopiped AlGaN and began to coalesce at about 0.1μm thickness. At a thickness of 2.0 μm, the dislocation density reduced to ∼1×109 cm-2. Low temperature photoluminescence data demonstrate the improved optical quality of GaN epilayer grown on the porous AlGaN buffer layer.

V-like columnar inversion domains with a divergence angle of about 4.5° ± 1° grown in AlN films with N-polarity were studied using transmission electron microscopy (TEM) and atomic force microscopy. Such domains emerge at the surface forming a small islands in form of hexagonal, truncated pyramids. A model of such pyramid was proposed. TEM studies indicate a displacement of c/2 along the [0001] direction at the inversion domain boundary. A boundary itself is composed of long segments located on the {1100} planes, which are alternated by short segments on some inclined planes.

This study evaluated the efficacy and safety of three doses of botulinum toxin A (BTX-A; Dysport®) in 125 patients (mean age 5.2 years, SD 2; 54% male)with dynamic equinus spasticity during walking. Participants were randomized to receive Dysport (10, 20, or 30 units/kg) or placebo to the gastrocnemius muscle of both legs. Muscle length was calculated from electrogoniometric measurements and the change in the dynamic component of gastrocnemius shortening at four weeks was prospectively identified as the primary outcome measure. All treatment groups showed statistically significant decreases in dynamic component compared with placebo at 4 weeks. Mean improvement in dynamic component was most pronounced in the 20 units/kg group, being equivalent to an increase in dorsiflexion with the knee extended at 19°, and was still present at 16 weeks. The safety profile of the toxin appears satisfactory.

Transmission Electron Microscopy was applied to study HVPE template and MBE over-layers in plan-view and cross-section. It was observed that screw dislocations in the HVPE layers are decorated by small voids arranged along the screw axis. However, no voids were observed along screw dislocations in MBE overlayers grown with excess Ga, despite the fact that Ga droplets were observed on the layer surface as well as imbedded in the layer. By applying a direct reconstruction of the phase and amplitude of the scattered electron wave from a focal series of high-resolution images, the core structures of screw dislocations in both materials have been studied and show that all screw dislocations have filled cores. Dislocation cores in MBE samples grown Ga-rich and N-rich show no substantial differences and no stoichiometric change compared to the matrix. However, in HVPE materials, single atomic columns show substantial differences in intensities and indicate the possibility of Ga presence. These Ga-rich cores might be responsible for the attraction impurities forming voids in their close vicinity.

We have investigated two approaches for the fabrication of thin ZnO films: sputter deposition from the ZnO target and thermal oxidation of vacuum deposited Zn. The microstructure and electronic properties after consecutive steps of the formation of n-ZnO/p-GaN contacts have been studied using electron transmission microscopy and x-ray photoelectron spectrometry. We have achieved ohmic contacts by Zn oxidation and explain their ohmic behaviour in terms of a tunnel n+-ZnO - p-GaN junction.

Present hydride vapor phase epitaxial growth of GaN on Al2O3 can produce material of very high quality, especially in regions of the crystal far from the substrate/epilayer interface. In the present study, we characterize a 248-μm-thick epilayer, which had been separated from its Al2O3 substrate and etched on top and bottom to produce flat surfaces. Temperature-dependent Hall-effect data have been fitted to give the following parameters: mobility μ(300) = 1320 cm2/V-s; μ(peak) = 12,000 cm2/V-s; carrier concentration n(300) = 6.27 × 1015 cm−3; donor concentration ND = 7.8 × 1015 cm−3; acceptor concentration NA = 1.3 × 1015 cm−3; and effective donor activation energy ED = 28.1 meV. These mobilities are the highest ever reported in GaN, and the acceptor concentration, the lowest. Positron annihilation measurements give a Ga vacancy concentration very close to NA, showing that the dominant acceptors are likely native defects. Secondary ion mass spectroscopic measurements show that ND is probably composed of the common donors O and Si, with [O] > [S1]. Transmission electron microscopy measurements yield threading dislocation densities of about 1 × 107 cm−2 on the bottom (N) face, and < 5 × 105 cm−2 on the top (Ga) face. Photoluminescence (PL) spectra show a strong donor-bound exciton (D°X) line at 3.47225 eV, and a weaker one at 3.47305 eV; each has a linewidth of about 0.4 meV. In the two-electron satellite region, a strong line appears at 3.44686 eV, and a weaker one at 3.44792 eV. If the two strong lines represent the same donor, then ED,n=1 – ED,n=2 = 25.4 meV for that donor, and the ground-state activation energy (EC – ED,n=1) is (4/3)25.4 = 33.9 meV in a hydrogenic model, and 32.7 meV in a somewhat modified model. The measured Hall-effect donor energy, 28.1 meV, is smaller than the PL donor energy, as is nearly always found in semiconductors. We show that the difference in the Hall and PL donor energies can be explained by donor-band conduction via overlapping donor excited states, and the effects of non-overlapping excited states which should be included in the n vs. T data analysis (charge balance equation).

Transmission electron microscopy (TEM) and energy dispersive X-ray spectroscopy (EDX) studies of GaAs/GaN interfaces, obtained by direct wafer bonding, are presented. TEM observations show that most of the interface area was well bonded. A thin oxide layer, confirmed by EDX, was present at the interface in the well-bonded regions. Plan-view TEM studies showed the presence of two dislocation networks in such regions. They formed to accommodate: (1) tilt between bonded crystals and (2) strain, which appeared during sample cooling due to mismatch in thermal expansion coefficients. Asymmetrical, often elongated, cavities, formed on the GaAs side, were present at the interface between the well-bonded regions. It was shown by EDX that the walls of these cavities are covered with native oxide.

We summarize structural properties of thick HVPE GaN templates from the point of view of their application as substrates for growth of nitride layers. This is followed by the results of optical and structural studies, mostly transmission electron microscopy, of nitride layers grown by MOCVD on top of the HVPE substrates. The results indicate high structural quality of these layers with a low density of threading dislocations (in the range of 106 cm-2). Convergent beam electron diffraction studies showed that the MOCVD GaN films have Ga-polarity, the same polarity as the HVPE GaN substrates. Structural studies of an InGaN layer grown on top of the MOCVD GaN film showed the presence of two layers, which differed in lattice parameter and composition. The upper layer, on the top of the structure had a clattice parameter about 2 % larger than that of GaN and contained 10.3 ± 0.8 % of In. Values measured for the thinner, intermediate layer adjacent to the GaN layer were about 2.5 times lower.

Structural, electrical and optical properties of free-standing 200-μm thick GaN films grown by hydride vapor phase epitaxy (HVPE) have been investigated. After laser lift-off, the GaN substrates were mechanically polished on both Ga and N-sides and dry etched only on the Ga- side to obtain a smooth epi-ready surface. Hot H3PO4 chemical etching on both surfaces was used to reveal the defect sites, which appeared as hexagonal pits. The etched surfaces were then examined by atomic force microscopy. A few seconds of etching was sufficient to smooth the N- face surface and produce etch pits with a density of ≈ 1×107 cm−2. In contrast, a 50 minute etching was needed to delineate the defect sites on the Ga-face which led to a density as low as 5×105 cm−2. From plan-view and cross-sectional transmission electron microscopy (TEM) analysis, we have estimated that the dislocation density is less than about 5×106 cm−2 and ≈ 3×107 cm−2 for the Ga and N-faces respectively. The full-width at half-maximum (FWHM) of the symmetric (0002) X-ray diffraction rocking curve was 69 and 160 arcsec for the Ga and N-faces, respectively. That for the asymmetric (10 4) peak was 103 and 140 arcsec for Ga and N-faces, respectively. Hall measurements demonstrated very high mobility (1100 and 6800 cm2/V.s at 295 and 50 K, respectively) and very low concentration of donors (2.1×1016 cm−3) and acceptors (4.9×1015 cm−3). In the photoluminescence (PL) spectrum taken at 10 K, a rich excitonic structure has been observed with the highest peak attributed to the exciton bound to neutral shallow donor (BDE). The FWHM of the BDE peak was about 1.0 meV on the Ga face before and after hot chemical etching, whereas that on the N-face decreased from about 20 to 1.0 meV after chemical etching owing to the removal of the surface damage originated from the mechanical polishing.

Transmission electron microscopy of plan-view and cross-section samples of pendeo-epitaxial layers is described. Samples grown with and without silicon nitride masks are compared. A large misorientation of the GaN grown above the mask was observed, with 2-3° tilt between wing and seed areas, caused by additional nucleation on the mask layer. Some misorientation was also observed between wing/wing areas of the sample. Samples grown without silicon nitride masks show much smaller misorientations and contain different types of defects.
