Here we will compare four techniques that are commonly used for diagnosis of the lifetime of photovoltaic materials. The strengths and weaknesses of these techniques will be shown and discussed.

We use two-dimensional simulations to explore if charged columnar grain boundaries (GBs) in Cu(In,Ga)Se2 (CIGS) solar cells increase device performance. Although the simulations confirm that charged GBs can increase photocurrent by forming minority-carrier collection channels, this generally occurs at the expense of overall efficiency. Furthermore, improvements in photocurrent require significant GB minority collection beyond a diffusion length of the space-charge region. This collection from deep within the base can be detected by quantum efficiency (QE) spectra, electron-beam-induced current (EBIC) experiments, near-field scanning optical microscopy (NSOM), and fast photoluminescence decay. Simulations of all these experiments indicate that GB charge sufficient to significantly increase photocurrent collection is generally inconsistent with actual observations.

Measurement of recombination and minority-carrier lifetimes has become a very common activity in current semiconductor technology. The two primary measurement techniques are based on photoconductive decay (PCD) and time-resolved photoluminescence (TRPL). The measurement of the “true” lifetime depends on the carriers being confined to a given spatial region of a diagnostic device. When internal electric fields exist that separate the charges, the measured value does not represent the real minority-carrier lifetime. In these cases, the measured quantity is a function of the true lifetime and the measurement technique.

The GaN on LGO system is the near perfect template (due to extremely high etch selectivity) for developing a viable thin film/compliant GaN substrate. Herein, we report on our efforts to grow GaN on LGO, including improvement of the microscopic surface morphology using pre-growthpretreatments. We also report on the first transferred thin film GaN substrate grown on LGO, transferred off of LGO, and mounted on GaAs. With this approach, (InAl)GaN alloys can be grown on thin GaN films, implementing a truly “compliant” substrate for the nitride alloy system. In addition, the flexibility of bonding to low cost Si, metal or standard ceramic IC packages is an attractive alternative to SiC and HVPE GaN substrates for optimizing cost verses thermal conductivity concerns. We have demonstratedhigh quality growth of GaN on LGO. X-Ray rocking curves of 145 arc-seconds are obtained with only a 0.28 μm thick film. We present data on the out of plane crystalline quality of GaN/LGO material. Likewise, we show 2 orders of magnitude improvement in residual doping concentration and factors of 4 improvement in electron mobility as compared to the only previously reported electrical data. We show substantial vendor to vendor and intra-vendor LGO material quality variations. We have also quantified the desorption of Ga and Li from the surface of LGO at typical growth temperatures using in situ desorption mass spectroscopy and XPS.
A Combined Focusing X-Ray Diffractometer and Nondispersive X-Ray Spectrometer for Lunar and Planetary Analysis

An instrument is described which is intended to perform a dual purpose (elemental-structural) analysis consistent with the environmental conditions implied by lunar or planetary operation. The dififractometer section is based on a modified Seeman-Bohlin focusing principle in which a sharp-line focus target, a powdered sample, and a movable detector slit all lie on the focusing circle. The convolution of the projections on the focal circle, of a narrow receiving slit on the detector, the line focus target, combined with a high dispersion produce higher resolution and intensity than is common with Bragg focusing diflfractorneters with simitar instrumental parameters. The range of d-spacings covered is from 1 to 7 Å (chromium target). The chemical analysis section of the instrument utilizes the fluorescent X-rays produced in the specimen by the primary beam. A proportional counter and pulse-height anaiyzer accomplish detection and energy discrimination. Resolution is low, but the analysis can distinguish between elements in the range of atomic numbers 11 to 29. Data from a breadboard model is presented. The entire unit, although primarily intended to meet the requirements of space, performs equally well as a routine laboratory analyzer. The horizontal, stationary nature of the specimen holder suggests several specific applications.
