A new approach is proposed to analyze Bremsstrahlung X-rays that are emitted from laser-produced plasmas (LPP) and are measured by a stack type spectrometer. This new method is based on a spectral tomographic reconstruction concept with the variational principle for optimization, without referring to the electron energy distribution of a plasma. This approach is applied to the analysis of some experimental data obtained at a few major laser facilities to demonstrate the applicability of the method. Slope temperatures of X-rays from LPP are determined with a two-temperature model, showing different spectral characteristics of X-rays depending on laser properties used in the experiments.

A Comparison of Distribution Maps of Δ14C in 2010 and 2011 in Korea

Δ14C values of leaves of deciduous trees provide a means to map the regional-scale fossil fuel ratio in the atmosphere. We collected a batch of ginkgo (Ginkgo biloba Linnaeus, a deciduous tree) leaf samples from across Korea in the month of July in both 2010 and 2011 to obtain the regional distribution of Δ14C. The Δ14C values of the samples were measured using accelerator mass spectrometry (AMS) at the Korea Institute of Geoscience and Mineral Resources (KIGAM). The average of the Δ14C values from clean air sites in Korea in 2011 measured slightly lower than the average of Δ14C values in 2010. Distribution maps of Δ14C of 2011 and 2010 in Korea were made based on a series of Δ14C values of ginkgo leaf samples from Korea using the Geostatistical and Spatial analyst tools in ESRI's ArcMap software. The distribution maps of Δ14C showed that Δ14C values in the western part of Korea are lower than those in the eastern part of Korea. This is because the western part of Korea is densely populated and contains many industrial complexes, and also because westerly winds from China, containing CO2 from fossil fuel use, blow into Korea. We compared the distribution maps of 2010 and 2011 and tried to find traces of the Fukushima power plant accident in Japan.

Crystal Growth and Characterization of CdTe and Cd0.9Zn0.1Te for Nuclear Radiation Detectors

CdTe and Cd0.9Zn0.1Te (CZT) crystals have been studied extensively at EIC Laboratories, Inc. for various applications including x- and γ-ray imaging and high energy radiation detectors. The crystals were grown from in-house zone refined ultra pure precursor materials using a vertical Bridgman furnace. The growth process has been monitored, controlled and optimized by a computer simulation and modeling program (MASTRAPP). The grown crystals were thoroughly characterized after sequential surface passivations and post-growth annealing treatments with and without component overpressures. The infrared (IR) transmission images of the post-treated CdTe and CZT crystals showed average Te inclusion size of ∼10 μm for CdTe crystal and ∼8 μm for CZT crystal. The etch pit density was ≤ 5×104 cm−2 for CdTe and ≤ 3×104 cm−2 for CZT. Various planar and Frisch collar detectors were fabricated and evaluated. From the current-voltage measurements, the electrical resistivity was estimated to be ∼1.5×1010 Ω·cm for CdTe and 2-5×1011 Ω·cm for CZT. The Hecht analysis of electron and hole mobility-lifetime products (μτe and μτh) showed μτe=2×10−3 cm2/V (μτh=8×10−5 cm2/V) and μτ3-6×10−3 cm2/V (μτh=4-6×10−5 cm2/V) for CdTe and CZT, respectively. Final assessments of the detector performance have been carried out using 241Am (60 keV) and 137Cs (662 keV) energy sources and the results are presented in this paper.

The single crystal growth of layered semiconductors GaSe and GaTe by vertical Bridgman technique using zone refined selenium (Se), tellurium (Te) and high purity (HP) gallium (Ga) have been described. The grown crystals (2.5 cm diameter and ∼10 cm long) have demonstrated efficient broadband tunable THz emission and as sensitive THz detectors. The crystals have shown promising characteristics with good optical quality, high dark resistivity, wide band gap (GaSe-2.01 eV and GaTe-1.66 eV at 300 K), good anisotropic (parallel, p & perpendicular, pa) electrical properties (σ∥ vs σ⊥ and μ∥ vs σ⊥) and long term stability. Different steps involved in processing GaSe and GaTe crystals as THz sources and sensors are described.
“Chlorine-based Reactive Ion Etching Process to Pattern Platinum for MEMS Applications”

We have developed platinum (Pt) deposition and chlorine-based Reactive Ion Etch (RIE) processes that are needed to deposit, pattern and embed electrodes deep within a MEMS process flow. Various combinations of chlorinebased gases were tested to find the optimum gas mixture for RIE. A 1: 0.4 mixture ratio of pure chlorine to argon and 100-150 Watts of RF microwave power were found to be optimum conditions for the RIE of platinum metal. The addition of argon gas to chlorine was found to contribute to the anisotropic etching of platinum, obtaining vertical shaped sidewall patterns. A simple model of the platinum etching mechanism is proposed. Following the plasma enhanced formation of platinum and chlorine ions, volatile products of platinum chlorides were formed and driven away at elevated temperature. As a demonstration of our RIE process, micron-sized platinum patterns with vertical sidewalls were fabricated. Etch chemistry was investigated using ToF SIMS analysis. This etch technique will be useful to device developers intending to use the unique properties of platinum metal as an electrode that is deeply embedded within a MEMS process flow.
Experimental Analysis of the Process of Anodic Bonding using an Evaporated Glass Layer

A silicon-to-silicon anodic bonding process using a glass layer deposited by electron beam evaporation will be described. Corning #7740 Pyrex glass was used the source material of electron evaporation. From Auger electron spectroscopy (AES), the composition of the deposited glass layer is nearly same as that of the bulk Pyrex glass plate. Wafers are bonded at a temperature as low as 135 °C with an applied voltage as small as 35Vdc, enabling of this technique to be applied to vacuum packaging of microelectronic devices. Experimental results reveal that an evaporated glass layer of more than 1 μ m thick is suitable for anodic bonding. Finally, The role of sodium ions in anodic bonding was also studied by investigating the theoretical bonding mechanism and examining the results of secondary ion mass spectroscopy (SIMS) analysis.
The Slope Etching of a-Si:H Film using CF4 + O2 Gas

The slope etching technology of hydrogenated amorphous silicon film (a-Si:H) has been very useful for its devices; thin film transistor, contact image sensor and other large area electronic components. To obtain a good step coverage slope etching was performed by RIE using CF4 gas and optimum amount of O2 gas after modification of photoresist(PR) patterns by thermal treatment. In this experiment, primary factors were
1) thermal treatment temperature and time of PR.
2) CF4 gas flow rate, etch rate of a-Si:H film and ash rate of PR in proportion to O2 gas flow rate.
As a result, the slope angle of 11° was obtained when CF4 gas flow rate was 46 SCCM, O2 gas flow rate was 7 SCCM and thermal treatment temperature and time was 140°C and 30 minutes respectively.
