Highly reliable silicon carbide photodiodes for visible-blind ultraviolet detector applications

Highly efficient polytype 4H silicon carbide (4H-SiC) p–n diodes for ultraviolet (UV) light detection have been fabricated, characterized, and exposed to high-intensity mercury lamp irradiation (up to 17 mW/cm2). The behavior of the photocurrent response under UV light irradiation using a low-pressure mercury UV-C lamp (4 mW/cm²) and a medium-pressure mercury discharge lamp (17 mW/cm²) has been studied. We report on long-term UV photoaging tests performed for up to 22 mo. Results demonstrate the robustness of SiC photodiodes against UV radiation. The devices under test showed an initial burn-in effect, i.e., the photocurrent response dropped by less than 5% within the first 40 h of artificial UV aging. Such burn-in effect under UV stress was also observed for previously available polytype 6H silicon carbide (6H–SiC) p–n photodetectors. After burn-in, no measurable degradation has been detected, which makes the devices excellent candidates for high irradiance UV detector applications.

Summary
INTRODUCTION
It is a truism of evolutionary developmental biology that the evolution of phenotypic characters has to be caused by the evolutionary modification of their developmental pathways (Hall 1998; Raff 1996). Surprisingly, however, the evolutionary conservation of a phenotypic character does not imply the conservation of its developmental pathway (Hall 1994; Wagner and Misof 1993; Weiss and Fullerton 2000). A paradigmatic case of this problem is the homology of the digits in the bird wing. Phylogenetic evidence conclusively shows that the digits of the bird wing are the thumb, the index finger, and the middle finger – that is, digits DI, DII, and DIII (Sereno 1999b). The embryological origin of these fingers, however, is identical to that of those fingers that usually form the index, middle, and “ring” finger – that is, digits DII, DIII, and DIV (Burke and Feduccia 1997; Hinchliffe and Hecht 1984; Müller and Alberch 1990). This discrepancy has been unresolved since the discovery of the dinosaur affinities of birds in the mid nineteenth century, and it continues to fuel a heated debate among paleontologists, ornithologists, and developmental biologists (Feduccia 1996, 1999, 2001; Galis et al. 2003; Prum 2002). Furthermore, it created a discrepancy in the naming of the wing digits between the evolutionary literature and the considerable number of papers in molecular developmental biology, because the chick wing is an important model system.
MOS Capacitor Characteristics of 3C-SiC Films Deposited on Si Substrates at 1270°C

SiC films were deposited on Si substrate by low pressure hot-wall CVD using C3H8 (5% in H2)-SiH4 (2.5% in H2)-H2 gas system at 1270°C and 1370°C. In this paper, we compare the electrical characteristics of MOS capacitors fabricated on the 3C-SiC films grown at high and low temperatures, 1370°C and 1270°C, respectively. Although the cross-sectional TEM images indicate similar micro-structural quality of the SiC/Si interface for both temperatures, a quicker elimination rate of stacking faults with increasing thickness was observed in the films grown at 1370°C. Rocking curves from XRD measurements also indicate better crystallinity of the films grown at 1370°C. On the other hand, atomic force microscopy shows that the average surface roughness reduces with the reduction in growth temperature. MOS capacitors were made on films grown at both temperatures and characterized by high-frequency capacitance-voltage (HFCV), conductance-voltage (G-V), and current-voltage (I-V) measurements at room temperature. The MOS capacitors fabricated on both films exhibit good and almost identical C-V characteristics. Measurements of current-voltage characteristics in accumulation region showed smaller leakage for the film deposited at 1270°C. It is concluded that the decrease of the deposition temperature from 1370°C to 1270°C does not bring any remarkable negative impact on the interface properties of fabricated MOS capacitors.
Hall Scattering Factor of Holes and Shallow Defect Centers in Aluminum-doped SiC

The Hall scattering factor of holes rH,h(T) in 4H- and 6H-SiC is determined by comparing the temperature-dependent free hole concentration p(1/T) obtained from Hall effect and from the neutrality equation with defect parameters, which are independently determined by SIMS and C-V measurements. rH,h(T) strongly deviates from 1 and assumes values between 1.4 and 0.5 at temperatures ranging from 100K to 800K. rH,h(T) is identical for 4H-and 6H-SiC within the measurement uncertainty. Al-doped SiC epilayers of the 3C-, 4H- and 6H-polytype were investigated with admittance spectroscopy and DLTS prior to and subsequent to processing steps. Depending on the SiC polytype, a different number of shallow acceptors is observed, which are thermally stable up to high temperatures (1700°C).

In this paper we argue that an operational organism concept can help to overcome the structural deficiency of mathematical models in biology. In our opinion, the structural deficiency of mathematical models lies mainly in our inability to identify functionally relevant biological characters in biological systems, and not so much in a lack of adequate mathematical representations of biological processes. We argue that the problem of character identification in biological systems is linked to the question of a properly formulated organism concept. Lastly, we demonstrate how a decomposition of an organism into independent characters in the context of a specific biological process—such as adaptation by means of natural selection—depends on the dynamical properties and invariance conditions of the equations that describe this process.
In Situ Preparation of Y‐Ba‐Cu‐O Thin Films on Silicon Single Crystals

Superconducting Y—Ba—Cu—O thin films with critical temperatures exceeding 80 K are deposited on silicon single crystal substrates using the pulsed laser deposition technique. Deposition from a sintered Y1 Ba2Cu3O7‐ target in oxygen ambient of 0.1 — 5 mbar onto substrates kept at 700°C to 820°C results in crystalline films in which the target composition of the metallic constituents is preserved. No post deposition treatments are required to obtain high values for the zero resistance. X— ray analysis as well as Raman spectroscopy reveal that specimens prepared at optimum conditions are single phase c—axis oriented. In contrast to films prepared on LaAlO3 or SrTiO3 the surface morphology shows a granular structure. The films prepared by this technique are quite stable against chemicals used in conventional lithographic patterning, however, a strong correlation between film quality before patterning and some degradation after patterning is observed.

Although the term culture contact implies the existence of several cultures in mutual contact with one another, the African anthropologist is primarily interested in the one-sided effect of European or Asiatic culture upon native African culture. The opposite influence of Africa on Europe and Asia in Africa he can for his purposes discard with a brief survey of those factors that in turn affect the native contact situation, such as the influence of native labour on the system of European farming, or the specific social and economic attitude which the existence of a large native majority calls forth among the European and Indian minorities.
